I would most likely Cbet flop and turn smaller. Around 1/3 pot is big enough to get it in the middle on a pretty dry board and than you aren't committed untill you shove the river.

River is pretty much worst card in the deck so it's really hard to beat villain calling range or even find one weaker hand to call. So even with this low SPR it would likely be best to x-f.

Otherwise sizings wise it would indeed make more sense to go smaller or bigger. So either aim to bet flop, shove turn or go for three street with smaller bets depending of runout.

Preflop 3bet size oop could also be bit bigger but no big deal imo.

Check/fold most likely. Straight and backdoor flush comes on the river and is hard for villain to bluff when you have only 619 more behind and you get decent odds to call. So basicly what ghaleon already said.

This is a very tight flatting range that you've given him and you have 40% equity against it, so I wonder if it's even worth 3-betting AQ, since you're never getting called by worse. If he's such a nit as you assume he is, then you should just 3-bet bluff him relentlessly.

Having said that, I think he would have called you a bit wider than that, e.g. suited Ax, and suited broadways down to 9x (T9s, J9s+, Q9s+, K9s+). Now, if he calls you that wide, think how much of his range would fold to a big bet. He's got lots of GSs and OESDs with possible BDFDs and also TPs. So I reckon you wanna get it in in two streets, so it seems like it would make sense to bet big flop and shove turn.

As played, I agree with others that this river is a disaster for you as it completes so many draws and also some two pairs. It would take a lot of skill to check/fold this given the SPR though, so don't kick yourself over it.
